摘要

对辐照偏置为阈值ＶＴ的ｐＭＯＳ剂量计进行了６０Ｃｏγ射线和６ＭｅＶ电子束的辐照标定，结果表明，在不低于１０２Ｇｙ（Ｓｉ）的剂量范围内，这种变化的负栅偏电压下工作的ｐＭＯＳ剂量计呈现出线性响应，其适用于空间环境的响应灵敏度为２０ｍＶ／Ｇｙ（Ｓｉ）。同时发现，对６０Ｃｏγ射线的响应灵敏度为对６ＭｅＶ电子束的１．３倍左右。对实验结果进行了分析，认为ｐＭＯＳ剂量计的响应灵敏度与粒子辐射的种类具有一定的依赖性，提出了剂量计对混合辐射场的标定方法。

Abstract

? Calibration of the pMOS dosimeter at VT mode has been carried out for the irradiation of 60

o gamma rays or 6MeV electrons It is shown that

at the dose range larger than 102Gy（Si）

the response curve of threshold voltage shift to irradiation dose is linear and the sensitivity of the pMOS FET to irradiation is 20mV/Gy（Si） which is suitable for the use in the space radiation environment The sensitivity to 60

o gamma rays is about 13 times of that to 6MeV electrons Considering the dependence of sensitivity of the pMOS dosimeter on the sort of irradiation particles

a calibration method for a mix-irradiation field is suggested
